The influence of Gunn diode nonlinear impedance on microwave oscillators operation
Theoretical and experimental investigations of nonlinear Gunn diode microwave oscillators behavior were carried out. Possibility of chaotic oscillation appearance with increasing applied voltage in the voltage region high above the threshold is shown. Gunn diode multifrequency operation mode is investigated and the existence of spectral modes non-connected with integer relations in operation frequency band is explained. Locked mode effect is experimentally discovered and investigated in microwave oscillator influenced by external signal with high ratio subharmonic frequency. The existence of histeresis phenomenon in locked Gunn diode microwave oscillator both on upper and lower frequency boundary of locking band is determined. This fact proves out that in various operation modes the dependence of nonlinear component of diode reactance on microwave signal amplitude demonstrates not only inductive but a capacitive nature. The dynamics of output signal low-frequency component alteration in Gunn diode beats operation mode is investigated. The experiments characterize this kind of operation mode as an efficient modulation method.
